DUV immersion lithography's stochastic defect control hinges on photoresist bake optimization, as a study reveals that post-apply bake (PAB) and post-exposure bake (PEB) conditions critically influence pattern quality and yield in advanced semiconductor manufacturing. Using 193nm ArF exposure with water immersion, the technology enables smaller features but faces increasing random variations—stochastics—as dimensions shrink. While photon shot noise is fundamental, resist-processing bake steps strongly affect how microscopic fluctuations become printable defects. PAB removes solvent and stabilizes film density; PEB activates acid-catalyzed reactions and enables acid diffusion. Both bake temperature, duration, heating/cooling rates, and wafer-temperature uniformity impact critical dimension (CD), line-edge roughness (LER), local CD uniformity (LCDU), and stochastic-defect probability.
